چکیده

The dielectric breakdown property of ultrathin 2.5 and 5.0 nm hafnium oxide (HfO2) gate dielectric layers with metal nitride (TaN) gate electrodes for metal oxide semiconductor (MOS) structure has been investigated. Reliability studies were performed with constant voltage stressing to verify the processing condition effects (film thicknesses and post metal annealing temperatures) on times to breakdown. The leakage current characteristics are improved with post metal annealing temperatures (PMA) for both 2.5 and 5.0 nm HfO2 physical thicknesses. However, it is more prominent ( 2 orders of magnitudes) for 2.5 nm HfO2 film thickness. The values of oxide-trapped charge density and interfacestate density are also improved for 2.5 nm HfO2 film. The different stages of charge-trapping behaviors, i.e., stressinduced leakage current, soft and hard breakdown mechanisms have been detected. During constant voltage stress of the MOS capacitors, an increase in the time-dependent gate current is observed, followed by the occurrence of several fluctuations. The amplitude of the fluctuations is much larger in the 5.0 nm HfO2 gate dielectric layer compared to the 2.5 nm HfO2 layer. After the occurrence of such fluctuations, the current–voltage characteristics exhibited an increased in gate current compared to the fresh (unstressed) devices. 2005 Elsevier Ltd. Novel Hafnium-Based Compound Metal Oxide Gate Dielectrics for Advanced CMOS Technology

Abstract: Improvement of Hf-based high-k gate dielectrics by incorporating Ta and La in HfO2 are investigated systematically. The main issues of pure HfO2 gate dielectric, including low crystallization temperature, channel mobility degradation, and bias temperature instability (BTI) degradation, can be effectively improved in HfTaO and HfLaO. Particularly, HfLaO with appropriate metal gate mate...

Low frequency noise in nMOSFETs with subnanometer EOT hafnium-based gate dielectrics

This paper focuses on the noise behavior of nMOSFETs with high-k gate dielectrics (SiON/HfO2) with an equivalent oxide thickness of 0.92 nm and using metal (TiN/TaN) as gate material. From the linear dependence of the normalized drain noise on the gate voltage overdrive we conclude that the 1/f noise is dictated by mobility fluctuations. This behavior is mainly ascribed to the reduced mobility ...

Interface studies of GaAs metal-oxide-semiconductor structures using atomic-layer-deposited HfO2/Al2O3 nanolaminate gate dielectric

A systematic capacitance-voltage study has been performed on GaAs metal-oxide-semiconductor MOS structures with atomic-layer-deposited HfO2/Al2O3 nanolaminates as gate dielectrics. A HfO2/Al2O3 nanolaminate gate dielectric improves the GaAs MOS characteristics such as dielectric constant, breakdown voltage, and frequency dispersion. A possible origin for the widely observed larger frequency dis...
